Zhanxin Electronics launches three second-generation 650V SiC MOSFET products with automotive-grade certification

Zhanxin Electronics recently launched three second-generation 650V SiC MOSFET products, which have successfully passed the strict automotive-level reliability certification (AEC-Q101 Qualified). These second-generation SiC MOSFET chips have the industry's lowest loss levels and drive voltages of 15V~18V, and have good compatibility. These three products have on-resistances of 25mΩ, 40mΩ and 60mΩ respectively, and are packaged in TO247-4. They can be used in the operating temperature range of -55°C to 175°C. Additionally, since the TO247-4 package has Kelvin source pins, gate drive voltage spikes can be significantly reduced.
