Mitsubishi Electric starts shipping bare-die samples of SiC-MOSFET for xEV

Mitsubishi Electric Corporation announced that it will start supplying bare die samples of silicon carbide (SiC) metal oxide semiconductor field effect transistors (MOSFETs) for electric drive inverters for electric vehicles (EVs), plug-in hybrid vehicles (PHEVs) and other electric vehicles (xEVs) from November 14. This is Mitsubishi Electric's first standard-specification SiC-MOSFET power semiconductor chip, designed to meet the diverse needs of xEV inverters and promote the growing popularity of xEVs.
