Ruichuang team achieved a major breakthrough in the research of InAs baseband inter-cascade lasers

Ruichuang Research Institute and its photonics team have achieved remarkable results in the research of InAs-based interband cascade lasers (ICLs), and have successfully developed a series of high-performance, room-temperature continuous-operation multi-lasing wavelength ICLs. These lasers are grown on InAs substrates using molecular beam epitaxy technology, and the room-temperature lasing wavelengths of the prepared narrow-ridge devices can reach 4.6μm and 5.2μm. Compared with traditional GaSb-based ICLs, InAs-based ICLs have lower threshold current density at longer wavelengths. The relevant research results have been published in two journal articles.
