Samsung completes HBM4 memory logic chip design, expects mass production in the second half of 2025

The storage business unit of Samsung's DS division has completed the logic chip design of HBM4 memory and has started trial production using the 4nm process. HBM4 memory plays an important role in high-performance computing, artificial intelligence, and graphics processing due to its excellent performance. Since the problem of heat generation during operation has always plagued the development of HBM, logic chips have become the main source of heat. Therefore, the use of advanced process technology is crucial to improving the energy efficiency and performance of HBM4. In addition to using its own 4nm technology to manufacture logic chips, Samsung has also introduced a 10nm process to produce DRAM to create more outstanding HBM4 products.
